实验研究了光注入下1 300nm-VCSEL在阈值电流附近的非线性响应特性.研究结果表明,在平行光注入下,激光器输出功率随注入功率的增加呈现出非线性变化.当失谐频率较大时,激光器输出功率将随注入功率增加到一定值后突然下降,然后再缓慢增加.通过连续增加或减小外部注入光功率,激光器的输出功率将出现呈逆时针变化的双稳环;正交光注入下VCSEL的输出特性与平行光注入下的情况类似,且在连续增加或减小外部注入光功率的过程中能观察到呈顺时针变化的双稳环.
The nonlinear response characteristics of 1 300 nm VCSEL near the threshold current were experimentally studied.The results show that the output power of the laser exhibits a nonlinear change with the increase of the injected power under the parallel light injection.When the detuning frequency is large , The output power of the laser will suddenly decrease as the injection power increases to a certain value, and then increase slowly. By continuously increasing or decreasing the external injection optical power, the output power of the laser will appear a bistable ring that changes counterclockwise; The output characteristics of the VCSEL under light injection are similar to those under parallel light injection, and a bistable ring that changes clockwise is observed as the power of the external injection light is continuously increased or decreased.
