:本文报导 Ga As/Al Ga As谐振腔增强型 (RCE)光探测器的实验研究结果 ,并对器件的特性进行了理论分析。通过实验验证了 RCE器件谐振腔两个镜面的反射率随着波长的变化以及器件分层结构折射率差二者对器件性能的影响 ,并证明了分析理论的正确性。器件在 81 0 nm附近的响应峰的 3d B谱线宽度约为 2 0 nm,最大量子效率约为 1 1 %。该光探测器具有较好的波长选择特性 ,将会成为波分复用(WDM)光纤通信系统中比较理想接收器件
: This paper reports the experimental results of a GaAs / AlGaAs resonator-enhanced (RCE) photodetector and the theoretical analysis of the device characteristics. The experimental results show that the reflectivity of the two mirrors of the resonator of RCE device varies with the wavelength and the refractive index difference of the layered structure of the device affects the performance of the device, and the correctness of the analytical theory is proved. The 3dB spectral width of the device near the 81 0 nm peak is about 20 nm and the maximum quantum efficiency is about 11%. The photodetector has good wavelength selectivity and will be the ideal receiver in WDM optical fiber communication system
