本文从微波半导体器件的角度论述了砷化镓材料的重要性.砷化镓材料的发展过程是与微波器件的发展紧密联系在一起的.砷化镓材料每前进一步都导致微波器件性能的突破.文中在回顾了微波半导体器件发展历史的同时,指出砷化镓材料所起的重要作用.列举了砷化镓材料的特点,比较了几种制备方法,并给出了目前砷化镓微波器件研究和生产的现状、参数水平,最后对材料与器件的前景进行了初步估计.
This article discusses the importance of gallium arsenide materials from the perspective of microwave semiconductor devices.The development of gallium arsenide materials is closely linked with the development of microwave devices.As a gallium arsenide material each further lead to the performance breakthrough of microwave devices This paper reviews the history of the development of microwave semiconductor devices and points out the important role played by gallium arsenide materials.Characteristics of gallium arsenide materials are listed and several preparation methods are compared and the current gallium arsenide microwave devices Research and production of the status quo, the level of parameters, the final material and device prospects for a preliminary estimate.
